The depletion region in a semiconductor device such as a MOSFET or diode refers to the region surrounding the p-n junction that is devoid of free charge carriers due to the presence of an electric field. This region is formed when the p-type and n-type semiconductors come into contact, causing ionization of atoms and the movement of electrons and holes towards the junction, resulting in a region with a high concentration of positive ions (depletion of free charge carriers). The depletion region plays a crucial role in determining the voltage breakdown and capacitance of the device.
